چکیده

Abstract A 5-bit MMIC serial to parallel converter has been designed in Gallium Arsenide. It is intended to be used together with a 5-bit True Time Delay (TTD) circuit, but it can easily be expanded into an arbitrary number of bits. The circuit has been designed with a logic style called DCFL, and a 0.20 μm process (ED02AH) from OMMIC has been used to fabricate the circuit. The chip size of this 5-bit MMIC serial to parallel converter is 2.0x0.8 mm (including pads) and close to two hundred transistors are used. Due to the complexity of the transistor models the complete serial to parallel converter has not been fully simulated. However, the smaller building blocks like inverter, latch, etc. have been simulated successfully. These blocks were assembled into the complete circuit.A 5-bit MMIC serial to parallel converter has been designed in Gallium Arsenide. MONOLITHIC INTEGRATION OF RF MEMS SWITCH AND GAAS-MMIC PROCESS FOR RF SENSING APPLICATIONS B. Grandchamp, H. Maher, P. Frijlink OMMIC

This paper shows the promising results in the integration of low-loss and high isolation RF MEMS switch in OMMIC GaAs MMIC process line. This technology has been used to design building blocs (such as reconfigurable impedance matching network for reconfigurable LNAs) targeting phased arrays applications. This work is part of the FP7 EU-project MEMS-4-MMIC.

4~6GHz 6-bit MMIC Digital Attenuator With Low Phase Shift

This paper presents the 4~6GHz 6-bit MMIC digital attenuator with low phase shift. Phase compensation techniques were used in the MMIC design to reduce the phase shift. This attenuator is fabricated with 0.25μm GaAs PHEMT process. Simulation results of the developed MMIC chips in the 4~6GHz show that the 6-bit MMIC digital attenuator has 0.5dB resolution and 31.5dB dynamic attenuation range, in...

Comparison of the current of UV ray radiation on PIN Silicon photodiode and Gallium Arsenide

The high-energy UV ray radiation on PIN Silicon photodiodes reduces the optimal parameters of these photodiodes. In this paper, by representing a model, we compare the effect of UV dose on the bright current in these two types of photodiodes and confirm the analytic relationships in order to simulate a model with the help of the Silvaco- Atlas software. In this model, Silicon photodiodes and Ga...
